Nanostructured Ta-Si-N diffusion barriers for Cu metallization
Dong Joon Kim, Yong Tae Kim, Jong‐Wan Park
SJR Q2Journal of Applied Physics

Diffusion barrier properties of nanostructured amorphous Ta-Si-N thin films with different N concentrations have been investigated in metallurgical aspects of Cu metallization. When the N content exceeds 40 at. %, the Ta-Si-N film remains in the nanostructure phase even after annealing at 1100 °C for 1 h and effectively prevents Cu diffusion after annealing at 900 °C for 30 min. The reason for the excellent thermal stability is that excess N atoms disturb the grain growth of TaSi2 phase and keep

A systematic method for tuning the dynamics of electrostatically actuated vibratory gyros
Dong Joon Kim, Robert T. M’Closkey
SJR Q1IEEE Transactions on Control Systems TechnologyOA

High-performance vibratory gyroscopes require two degenerate modal frequencies for maximizing the rate-induced signals relative to noise produced by signal conditioning electronics. The present paper introduces a systematic approach for tuning these modes in vibratory gyros that employ electrostatic actuation. The key contribution shows how a parametric model, which captures the dependence of the sensor dynamics on the bias electrodes' potentials, can be fit to empirical frequency response data

Fire science and engineeringOA

SJR Q2Journal of Vacuum Science & Technology A Vacuum Surfaces and Films

Amorphous W–B–N thin films were deposited with the plasma enhanced chemical vapor deposition method. The stoichiometry of W–B–N changed from W90B5N5 to W38B42N20 while the flow ratio of B10H14/NH3 varied from 2 to 6 under the condition that the flow ratio of WF6 and NH3 were fixed. During annealing process at 800 °C for 30 min, the W90B5N5 and W80B15N5 films were completely changed into a (100) oriented α-W film. Until the B and N contents in the as-deposited W–B–N film were lower than the W51B3

Journal of Vacuum Science & Technology B Microelectronics and Nanometer Structures Processing Measurement and Phenomena

Implanting 1×1017 BF2+ ions/cm2 with as low an energy as 40 keV into W–N thin films, W–B+–N thin layer was formed for the region near the surface of the W–N thin film. Experimental results reveal that thermal stability of the W–B+–N/W–N thin film and its barrier performance against Cu diffusion were improved compared to those of the W–N thin films after annealing at 600–800 °C for 30 min. These excellent properties of the W–B+–N/W–N barrier are due to the B+ ions to prevent nitrogen out-diffusio

Abstract Efficient second harmonic generation (SHG) of a Yb:KGW laser with the femtosecond (fs) pulsed output using lithium triborate (LiB 3 O 4 , LBO) and barium borate (BaB 2 O 4 , BBO) as nonlinear optical (NLO) crystals is reported. Numerical calculation for frequency conversion efficiency as a function of the waist beam size and NLO crystal length shows that efficient SHG of the fs laser beam could be achieved using a relatively short crystal length with a tightly focused beam.
