O Minho 교수의 연구실은 고체상에서의 반응성 확산과 상호작용에 의한 인터메탈릭 화합물(IMC)의 형성 메커니즘을 중심으로 연구를 진행하고 있습니다. 주로 구리, cobalt, 금, 아연 등과 같은 금속 간의 상호작용을 다루며, 특히 솔더 재료나 웨이퍼 접합 공정에서 발생하는 IMC 형성과 그 성장 동역학을 실험적으로 규명하고 있습니다. 연구는 주로 확산 결합을 이용한 다층 구조의 디퓨전 커플을 제작하고, 다양한 온도 및 시간에서의 열처리를 통해 상의 형성 및 두께 변화를 분석함으로써, 성장 메커니즘과 속도 결정 요인을 규명합니다. 특히, 키르켄달 빈약, 재결정화 영역, 경계 확산 등 미세구조적 변화와의 연관성도 깊이 연구하고 있습니다.

In the wire bonding technique, a thin Au wire is interconnected with an Al layer on a Si chip. The fabrication of Ti-Mg composite biomaterials was investigated using spark plasma sintering (SPS) with varying Mg contents and sintering pressures.
