T. Harada 교수의 연구실은 주로 고성능 산화물 헤테로구조와 투명 전도성 산화물 필름을 중심으로 한 전자소자 기반 연구를 수행하고 있습니다. 특히 펄스 레이저 증착을 활용한 투명 전도 산화물인 PdCoO₂의 초박막 필름 성장과 그 응용, 예를 들어 고온·고주파 스위칭 소자 및 스핀트로닉스 소자에서의 전자 분사 효율 향상에 중점을 두고 있습니다. 연구는 전도성 산화물의 표면 극성과 전자 구조의 정합성에 기반한 고성능 소자 설계 원리를 탐구하고 있습니다.

Well-defined metal-insulator-metal trilayered structures composed of epitaxial Pr0.7Ca0.3MnO3 insulator layers, epitaxial LaNiO3 bottom electrodes, and Al metal top electrodes were fabricated on LaAlO3 (100) substrates. We report on the successful synthesis of highly conductive PdCoO2 ultrathin films on Al2O3 (0001) by pulsed laser deposition. The thin films grow along the c-axis of the layered delafossite structure of PdCoO2, corresponding to the alternating stacking of conductive Pd layers and CoO2 octahedra. The thickness-dependent transport measurement reveals that each Pd layer has a homogeneous sheet conductance as high as 5.5 mS in the samples thicker than the critical thickness of 2.1 nm. We report the lateral and vertical electrical conduction properties of PdCrO2 thin films grown on insulating Al2O3 (001) and conducting β-Ga2O3(2¯01) substrates. The c-axis oriented PdCrO2 films on the both substrates showed metallic temperature dependence of in-plane resistivity down to 2 K. A silicon bulk-micromachined knife-edged structure was developed and applied to Greek cross and pentacene thin film transistor (TFT) for new material characterization.
