연구실 소개
이 교수의 연구실은 2차원 물질인 모리브덴 디 sulfide(MoS₂), 그래핀, hexagonal boron nitride(h-BN) 등의 이종적 구조를 이용한 나노전자 소자 및 신소재 개발에 주력하고 있습니다. 특히, 고성능 및 안정성 있는 전자 소자 구현을 위해 2차원 물질의 표면 및 계면 특성 제어, 밴드갭 조절, 완전 봉쇄 구조(Encapsulation) 기반의 웨이퍼 수준 통합 기술을 핵심 연구 방향으로 삼고 있습니다. 또한, 신경형 컴퓨팅을 위한 메모리스트 소자 및 초박막 절연막의 전기적 특성 분석을 통해 미래형 반도체 소자 기반 기술을 선도하고 있습니다.

Electron tunneling through atomically flat and ultrathin hexagonal boron nitride (h-BN) on gold-coated mica was investigated using conductive atomic force microscopy. Low-bias direct tunneling was observed in mono-, bi-, and tri-layer h-BN. For all thicknesses, Fowler-Nordheim tunneling (FNT) occurred at high bias, showing an increase of breakdown voltage with thickness. Epitaxial van der Waals (vdW) heterostructures of organic and layered materials are demonstrated to create high-performance organic electronic devices. High-quality rubrene films with large single-crystalline domains are grown on h-BN dielectric layers via vdW epitaxy. In addition, high carrier mobility comparable to free-standing single-crystal counterparts is achieved by forming interfacial electrical contacts with graphene electrodes.
2D semiconductors, including transition metal dichalcogenides (TMDs), have been widely studied recently. However, the device performance is deteriorated due to the significant contact resistance. The contact resistance of MoS<sub>2</sub>-metal contacts decreases with the thickness of MoS<sub>2</sub>.
