연구실 소개

정두석 교수의 연구실은 저전력·고성능 비휘발성 메모리 및 뉴로모픽 컴퓨팅 기반의 차세대 반도체 소자에 중점을 두고 있습니다. 주로 산화물 기반의 저항성 스위칭 소재를 활용해 RRAM(저항성 랜덤 액세스 메모리)의 기구적 메커니즘과 전기적 특성을 규명하며, 이를 바탕으로 신경형 컴퓨팅 아키텍처에서의 응용을 탐색하고 있습니다. 특히, 메모리와 연산이 통합된 상태 기반 논리 회로 설계 및 나노이온성 소재를 활용한 인공 시냅스 기반 인공지능 하드웨어 개발이 핵심 연구 과제입니다.

Mechanism for bipolar switching in aPt/TiO2/Ptresistive switching cell

We suggest a possible mechanism for bipolar switching in a $\text{Pt}/{\text{TiO}}_{2}/\text{Pt}$ resistive switching cell in terms of electrochemical reactions involving oxygen ions/vacancies. The electrochemical reactions are considered to take place at an interface between Pt and ${\text{TiO}}_{2}$ solid electrolyte, and they modulate the Schottky barrier height at the interface.
