연구실 소개

김한기 교수의 연구실은 유연하고 투명한 전도성 필름 및 전극 소재의 개발에 초점을 맞추고 있으며, 특히 롤 툴 롤(roll-to-roll) 공정을 활용한 대면적 고성능 전자 소재 제작 기술을 핵심으로 합니다. ITO, 은 나노와이어, 아연 산화아연 등 다양한 재료를 기반으로 한 저저항 접합, 기계적 내구성이 뛰어난 스트레처블 전극, 그리고 플라즈마 손상이 없는 고순도 산화인듐주니크산화물(ITO) 성장 기술을 연구하고 있습니다. 이는 투명 전자소자, 스마트 터치패널, 태양전지, 유기발광다이오드 등 미래형 유비쿼터스 전자기기의 핵심 소재 기반을 마련하고자 하는 목표를 가지고 있습니다.

We fabricate high-performance, flexible, transparent electrochromic (EC) films and thin film heaters (TFHs) on an ITO/Cu/ITO (ICI) multilayer electrode prepared by continuous roll-to-roll (RTR) sputtering of ITO and Cu targets. The RTR-sputtered ICI multilayer on a 700 mm wide PET substrate at room temperature exhibits a sheet resistance of 11.8 Ω/square and optical transmittance of 73.9%, which are acceptable for the fabrication of flexible and transparent EC films and TFHs. We report on plasma damage-free sputtering of an indium tin oxide (ITO) cathode layer, which was grown by a mirror shape target sputtering (MSTS) technique, for use in top-emitting organic light-emitting diodes (TOLEDs). Low-resistance Ti/Au ohmic contacts to Al-doped ZnO layers

We report on low-resistance ohmic contacts to the moderately doped n-type ZnO:Al(nd=2×1017 cm−3) obtained using Ti (30 nm)/Au (50 nm) metallization schemes. Annealed Ti/Au contacts exhibit linear current–voltage characteristics, showing that high-quality ohmic contacts are formed. The Ti/Au scheme produces a specific contact resistance of 2×10−4 Ω cm2 when annealed at 300 °C for 1 min in a N2 atmosphere.

Formation of low resistance nonalloyed Al/Pt ohmic contacts on n-type ZnO epitaxial layer

We have investigated nonalloyed Al/Pt ohmic contacts on n-type ZnO:Al (nd=2.0×1018 cm−3). It is shown that the as-deposited Al/Pt contacts produce a specific contact resistivity of 1.2×10−5 Ω cm2. Auger electron spectroscopy and x-ray photoelectron spectroscopy depth profile results show interdiffusion between oxygen and aluminum, resulting in an increase of carrier concentrations near the ZnO surface.
