연구실 소개
황현상 교수의 연구실은 신경형 컴퓨팅을 구현하기 위한 초소형 하드웨어 기반 뉴런 및 시냅스 장치의 개발에 집중하고 있습니다. 특히, RRAM, 옥신화물 장벽, 탄탈룸 산화물 기반 스위칭 소자 등을 활용한 고밀도, 저전력, 다중 레벨 메모리 기반 신경형 회로 설계를 연구하며, 신경형 반도체 소자와 나노소재를 기반으로 한 실시간 학습이 가능한 임베디드 뉴런 시스템의 구현을 목표로 하고 있습니다. 이는 향후 인공지능 하드웨어의 초소형화 및 에너지 효율 향상에 기여할 수 있습니다.

We demonstrate a high-performance selection device by utilizing the concept of crested oxide barrier to suppress the sneak current in bipolar resistive memory arrays. The electrical and physical characteristics of oxynitride grown in N/sub 2/O gas ambient have been studied. The dielectric growth rate in N/sub 2/O was found to be highly controllable and lower than that in O/sub 2/. Auger electron spectroscopy studies of oxynitride show a nitrogen-rich layer near the Si-SiO/sub 2/ interface. Wake‐up effect is still an obstacle in the commercialization of hafnia‐based ferroelectric thin films. Herein, the effect of defects, controlled by ozone dosage, on the field cycling behavior of the atomic layer deposited Hf 0.5 Zr 0.5 O 2 (HZO) films is investigated. Abstract NbO 2 has the potential for a variety of electronic applications due to its electrically induced insulator-to-metal transition (IMT) characteristic. Abstract Atomic‐level control of conductance in a Cu/Ti/HfO 2 /TiN‐based electrically controllable break junction (ECBJ) is demonstrated. The ECBJ is designed through sophisticated stack engineering and refined electrical operation. Control over bias‐induced ion migration is the key to forming the ECBJ. We have investigated the analogue memory characteristics of an oxide-based resistive-switching device under an electrical pulse to mimic biological spike-timing-dependent plasticity synapse characteristics.
