연구실 소개

이 교수의 연구실은 2차원 물질과 게르마늄 기반 반도체 소자에 초점을 맞추어, 고성능 나노전자 및 옵토일렉트로닉스 소자의 핵심 기술인 접합 저항 제어, 터널링 장벽 최적화, 표면 트랩 보상 기법을 개발하고 있습니다. 특히 모리브덴 디 sulfide(MoS₂)와 게르마늄에서 발생하는 페르미 수준 고정 현상과 표면 트랩 문제를 해결하기 위한 새로운 접합 설계 및 표면 처리 기술을 선도적으로 연구하고 있습니다. 또한, 신경형 컴퓨팅과 통신용 고감도 광검출기 등 미래형 통합 소자 응용을 위한 기반 기술을 지속적으로 개발하고 있습니다.

High-Efficiency p-i-n Photodetectors on Selective-Area-Grown Ge for Monolithic Integration

We demonstrate normal incidence p-i-n photodiodes on selective-area-grown Ge using multiple hydrogen annealing for heteroepitaxy for the purpose of monolithic integration. An enhanced efficiency in the near-infrared regime and the absorption edge shifting to longer wavelength is achieved due to 0.14% residual tensile strain in the selective-area-grown Ge. We demonstrate the contact resistance reduction for III–V semiconductor-based electrical and optical devices using the interfacial dipole effect of ultrathin double interlayers in a metal-interlayers-semiconductor (M-I-S) structure.
