연구실 소개

김종규 교수의 연구실은 첨단 발광 소자 및 에너지 변환 기술을 중심으로 활동하고 있습니다. 특히 nitride 기반 LED의 고효율화, 효율 손실 현상인 '드롭'의 메커니즘 규명, 그리고 알칼리성 수소 분해를 통한 수소 에너지 생산을 위한 고성능 전기촉매 개발에 주력하고 있습니다. 또한, 백색 LED의 광효율 향상을 위한 빛 추출 기술과 p형 GaN에 대한 저저항 오미크 접합 기술 개발도 핵심 연구 과제입니다. 이 모든 연구는 지속 가능한 에너지 기술 실현을 위한 실용적이고 기초적인 기술 혁신을 목표로 합니다.

Enhancement of phosphor efficiency is reported for GaInN-based white light-emitting diodes (LEDs) employing a large separation between the primary LED emitter and the wavelength converter, and a diffuse reflector cup. Ray-tracing simulations show that extraction efficiency of wavelength-converted light is enhanced by 75%. Low resistance Pd/Au ohmic contacts to p-type GaN using surface treatment

Ohmic contact to p-type GaN with the lowest contact resistivity was developed by the surface treatment prior to Pd/Au metal deposition. The contact resistivity drastically decreased from 2.9×10−2 to 4.3×10−4 Ω cm2 by the surface treatment using aqua regia. Enhancement of light extraction in a GaInN light-emitting diode (LED) employing a conductive omnidirectional reflector (ODR) consisting of GaN, an indium-tin oxide (ITO) nanorod low-refractive-index layer, and an Ag layer is presented. A GaInN light-emitting diode (LED) employing an omni-directional reflector (ODR) is presented. The ODR consists of a RuO2 ohmic contact to p-type GaN, a quarter-wave thick SiO2 low-index layer perforated by an array of micro-contacts, and an Ag layer.
