연구실 소개

박기복 교수 연구실은 반도체 접합 및 나노소재에서의 전자 구조와 표면 현상에 중점을 두고 있으며, 특히 그래핀을 활용한 고성능 접합 소자 및 다기능 센서의 설계와 기초 물리 메커니즘 규명을 핵심 연구 방향으로 삼고 있습니다. 다양한 반도체(실리카카본, 게르마늄, 실리콘 등)와 금속/그래핀 인터페이스에서의 피에르-레벨 핀딩 효과, 양자 웰 구조, 그리고 표면 상태 제어를 통해 고성능 전자 소자 및 민감한 센서 기술을 개발하고 있습니다. 특히, 비정질 및 다결정 구조의 반도체에서의 전하 수송 거동과 표면 결함의 영향을 정량적으로 분석하는 데에도 기여하고 있습니다.

Strong Fermi-Level Pinning at Metal/n-Si(001) Interface Ensured by Forming an Intact Schottky Contact with a Graphene Insertion Layer

We report the systematic experimental studies demonstrating that a graphene layer inserted at metal/n-Si(001) interface is efficient to explore interface Fermi-level pinning effect. Quantum well behavior of single stacking fault 3C inclusions in 4H-SiC p-i-n diodes studied by ballistic electron emission microscopy

We show that “single” stacking fault 3C inclusions formed in 4H-SiC p-i-n diodes behave as electron quantum wells (QWs) with the QW energy depth of ∼0.25eV below 4H-SiC conduction band minimum, by measuring the Schottky barriers on and away from inclusions with ballistic electron emission microscopy (BEEM). It is demonstrated that the electric dipole layer due to the overlapping of electron wave functions at the metal/graphene contact results in a negative Fermi-level pinning effect on the region of the GaAs surface with low interface-trap density in the metal/graphene/n-GaAs(001) junction. Effect of inclined quantum wells on macroscopic capacitance-voltage response of Schottky contacts: Cubic inclusions in hexagonal SiC

Finite-element calculations of Schottky diode capacitance-voltage (C-V) curves show that an array of subsurface inclined quantum wells (QWs) produce negligible change in shape and slope of C-V curves, but significantly reduce the intercept voltage. This is particularly important for hexagonal SiC, in which current- or process-induced cubic inclusions are known to behave as electron QWs. Valence band structure and band offset of 3C- and 4H-SiC studied by ballistic hole emission microscopy

p -type Schottky barriers in Pt∕3C-SiC contacts have been measured using ballistic hole emission microscopy (BHEM) and estimated to be ∼0.06eV higher than identically prepared Pt∕p-type 4H-SiC contacts. This indicates the 3C-SiC valence band maximum (VBM) is ∼0.06eV below the 4H-SiC VBM, consistent with the calculated ∼0.05eV type-II valence band offset between these polytypes.
