연구실 소개
이상호 교수의 연구실은 허프니아 기반 페로일렉트릭 소재를 중심으로, 차세대 메모리 및 신재생 에너지 기반 반도체 소자의 기초 소재 및 소자 구조 설계에 중점을 두고 있습니다. 특히, 페로일렉트릭 필드효과트랜지스터(FeFET)의 성능 안정성 향상과 다중레벨 메모리 구현을 위해 불순물 도핑, 인터페이스 제어, 다층 구조 설계를 통한 열적 안정성 향상 기법을 개발하고 있습니다. 또한, 소자 간 변동성 감소와 임계전압 안정성 확보를 위한 플로팅 게이트, 탄탈레이트 산화막, 산화티타늄 등 다기능 중간층의 도입을 통해 고신뢰도 인메모리 컴퓨팅 소자 실현에 기여하고 있습니다.

This letter introduces a novel methodology to improve the thermal stability of Zr:HfO2 (HZO) ferroelectric (FE) materials by adding AlN as the middle interlayer (IL) between HZO. Adding AlN to HZO improves the thermal stability of FE layers in three ways.
