연구실 소개

이성주 교수의 연구실은 2차원 물질인 모리브덴 디 sulfide(MoS₂), 그래핀, MXene 등 나노소재를 중심으로 고성능 전자 및 광전자 소자에 응용 가능한 대면적·고품질 박막의 합성 및 특성 분석을 주요 연구 방향으로 삼고 있습니다. 특히 CVD법을 활용한 두께 제어 합성, 유기 염료 도핑에 의한 광감도 향상, 이종 접합 구조를 통한 전자적 성능 향상 등 응용 기반의 혁신적 연구를 수행하고 있습니다. 또한, 실리콘 기반 광검출기와의 통합 기술 개발을 통해 통신 및 이미징 분야의 고성능 소자 실현을 목표로 하고 있습니다.

We fabricated dye-sensitized MoS2 photodetectors that utilized a single-layer MoS2 treated with rhodamine 6G (R6G) organic dye molecules (with an optical band gap of 2.38 eV or 521 nm). Direct chemical vapor deposition (CVD) growth of single-layer graphene on CVD-grown hexagonal boron nitride (h-BN) film can suggest a large-scale and high-quality graphene/h-BN film hybrid structure with a defect-free interface. This sequentially grown graphene/h-BN film shows better electronic properties than that of graphene/SiO2 or graphene transferred on h-BN film, and suggests a new promising template for graphene device fabrication.

We report the preparation of thickness-controlled few-layer black phosphorus (BP) films through the modulated plasma treatment of BP flakes. We report a simple and scalable method to fabricate homogeneous transparent conductive thin films (Ti 2 CT x, one of the MXene) by dip coating of an Al 2 O 3 substrate in a colloidal solution of large-area Ti 2 CT x thin flakes. A WSe2 -based vertical graphene-transition metal dichalcogenide heterojunction barristor shows an unprecedented on-current increase with decreasing temperature and an extremely high on/off-current ratio of 5 × 10(7) at 180 K (3 × 10(4) at room temperature).
