연구실 소개
김성미 교수의 연구실은 반도체 나노구조 소자, 특히 인간갈륨 arsenide (InGaAs) 양자점과 가공성 높은 반도체 허브를 기반으로 한 고성능 광소자 및 적외선 감지기의 설계와 응용을 중심으로 연구를 진행하고 있습니다. 주요 연구 방향은 1.3μm 및 1.55μm 대역의 고속 레이저, 다중 파장 감지가 가능한 양자점 기반 적외선 포토다이오드, 그리고 고감도·저소모 전력의 VCSEL 소자 개발입니다. 특히 실온에서의 고속 신호 응답과 저전류 밀도에서의 높은 효율을 실현하기 위한 재료 및 구조적 최적화에 초점을 맞추고 있습니다.

15We report results of small-signal modulation characteristics of self-assembled 1.3-μm InGaAs-GaAs quantum dot (QD) lasers at room temperature. The narrow ridge-waveguide lasers were fabricated with multistack InGaAs self-assembled QDs in active region. The InGaAs self-assembled quantum dots were grown on InGaP matrix via metal-organic chemical vapor deposition and fabricated as intersubband photoconductive structure. The K-DHLI is a reliable and valid instrument for assessing DHL in the Korean population. The findings confirm that the 7-factor structure demonstrates superior model fit and further support its applicability across diverse adult groups.
